Bathroom floor, grout…

Hi,

I have removed the tiles from my bathroom floor and they have left a considerable amount of grout on the chipboard, I have bought an oscillating tool and can get most of it up but some of it remains, how smooth does it have to be to cover with plywood please? How thick should the new plywood be please?

Not decided on the new flooring yet.
